Description
ITRI’s three-phase full-bridge silicon carbide power module is designed for electric vehicle inverters. It’s advantages of high power density and high efficiency enhance the endurance of electric vehicles. By adopting direct liquid cooling technology, the power module demonstrates excellent thermal performance, low parasitic parameter, and high reliability. Moreover, the module has passed automotive-grade AQG 324 reliability test.The technical features are as follows:
- 1200V/ 500A SiC MOSFET power module
- 3 phase full bridge(6-in-1)
- Ag sintering die attach
- Thermal performance : Rth, j-f≦0.1K/W
- Parasitic inductance: Ls<10nH
- Passed automotive-grade AQG 324 reliability test
